The invention relates to a device for removing a layer of unwanted matter from the surface of a substrate, especially a semiconductor substrate which is provided with a layer of unwanted matter.
For example, a semiconductor substrate is usually provided with a layer of unwanted matter, such as photoresist, antireflective coatings, or hard maskings. The unwanted matter may occur in various types of layers.
When such a semiconductor substrate is mounted to a carrier, the unwanted matter constitutes a hindrance to the mounting. For example, the unwanted matter may impair the adhesion of the carrier to the semiconductor substrate. A desired adhesion is at least 50 N/mm2 for future technologies.
When the unwanted matter is removed from the surface of the semiconductor substrate, the adhesive effect of the carrier to the substrate is improved. However, the adhesion of the semiconductor substrate to the carrier is substantially influenced by the topology of the semiconductor substrate. Due to the surface roughness of the semiconductor substrate, the contact area between the carrier and the semiconductor substrate is reduced, which leads to a substantially reduced adhesive force.
U.S. Pat. No. 5,858,562 discloses a method for polishing a material. The method is based on the fact that a continuous layer of the material is formed on the surface of the semiconductor substrate. The layer of the material is removed from the substrate by abrasive means, and the substrate is subsequently treated. A polishing agent is used to assist the abrasive means in removing the unwanted matter.
