2. Description of the Related Art
In recent years, with advances in microfabrication, the size of a MOSFET has come close to a limit of a line width. It is hence required that a gate length be of the order of 100 nm or less to ensure a high current driving capability. Consequently, a problem arises in that the electrical characteristic of the MOSFET is degraded by impurities contained in a silicon substrate. To overcome this problem, a shallow junction technique is widely employed. A structure in which a source and a drain are disposed apart from each other has been employed to prevent the electrical characteristic from being degraded by the impurities contained in the silicon substrate. A method called as halo ion implantation process has been known as a method for forming the shallow junction. In the halo ion implantation process, a silicon wafer is dipped in a solution of a donor and subjected to an ion implantation process. During a high-energy ion implantation process, a certain amount of a donor contained in the solution is transferred to silicon, so that a shallow junction is formed in a region where an ion implantation process has been performed.
According to the shallow junction technique, no problem arises even if a pattern of a gate electrode that is used to apply a high voltage to the source and the drain is misaligned. However, it is then required that a technique for forming a well be employed. In the technique for forming a well, a donor is implanted into a silicon substrate at a low energy, and then a photo resist pattern is formed on a silicon substrate. Thereafter, the donor is activated by heat treatment, and the silicon substrate is then divided into a donor-implanted region and an unimplanted region by etching. A well is then formed in the donor-implanted region. Further, the silicon substrate is then etched to a depth close to the surface thereof, and a gate electrode is formed in the well.
